gallium nitride transistors


I wonder if these are discrete transistors or integrated circuits (I'm guessing the latter, probably).

If so, I wonder who is building the IC's for Raytheon.

After a bit of research, it appears Raytheon is rolling their own gallium nitride semiconductors at their foundry in Andover, Mass. They have been working with gallium nitride for over 20 years.

Gallium nitride semiconductors cost quite a bit more than silicon MOS technology but serve a high power, high temperature application market silicon cannot address.

The market is growing fast (as you projected). Here's a good current market analysis of GaN from Fortune:
