Thanks for the post (on multiple levels). Intel has still indicated that Broxton is "mid-2015" for silicon availability to partners, so to me this suggests Q3 2015.

Anyway, I found a slide detailing Samsung's 6T SRAM bitcell size for its 14nm process:



Intel 22nm SRAM was 0.092um^2, and 14nm is a >2x shrink implying that it's <= 0.046um^2.

I don't think Samsung's "14nm" is any more a "real" 14nm than TSMC's is because they are also carrying over the same 20nm BEOL but tightened the FEOL which is exactly what TSMC did with 16 FF, too (TSMC SRAM cell is 0.07um^2 I believe).
